GaN_Power_ex03.in : Large Signal Output Power Analysis

Every software package contains a full set of examples suitable for that version and are installed with the software. If you see examples here that are not in your installation you should consider updating to a later version of the software. These examples can be used by beginners and advanced users for product evaluation, teaching purposes, and self-training.

Victory Device

This example demonstrates how to simulate typical 10 GHz large-signal measurements such as input power, output power, and power gain when the device is driven to high distortion. The example also plots the output signal shape versus time for each of the nine simulated input signal levels.

The input deck includes the:
-Specification of materials, models, and simulation parameters
-Large-signal transient simulation of RF waveforms with varying amplitudes
-Calculate input power, output power, and power gain for the fundamental frequency and the first two harmonic frequencies
-Display the results in Victory Visual

First, a 50 Ohm load resistor is added to the drain electrode using the CONTACT statement. Nine large signal input amplitudes are then defined using the WAVEFORM statements in the LOOP statement. A 10 GHz input waveform is applied to the gate electrode and four periods are simulated in the time domain. This simulation is repeated with different values of the gate sinusoidal amplitude by using the LOOP statement. The resulting transient data is then converted to the frequency domain using the FOURIER statement. The FOURIER statement is used to calculate the input power, output power, and power gains for the fundamental frequency and the first two harmonic frequencies.

The results are then plotted using Victory Visual. Output power saturation and gain compression can be observed as input power increases. These effects are limited by the maximum drain current of the FET along the load line.
