Every software package contains a full set of examples suitable for that version and are installed with the software. If you see examples here that are not in your installation you should consider updating to a later version of the software. These examples can be used by beginners and advanced users for product evaluation, teaching purposes, and self-training.

How to create a simple cryo P-i-N structure.
How to activate the correct impact ionisation model for cryogenic simulations.
How to simulate the avalanche breakdown over a range of cryogenic temperatures.
It is essential to use the 160-bit precision arithmetic particularly at lower temperatures.
A P-i-N structure is set up using typical Victory Device meshing statements.
On the IMPACT statement the selberherr impact ionization coefficient is chosen, but with a set of model parameters, SELB.SET2, especially chosen for cryogenic simulations. For low temperature simulations, it is often necessary to bootstrap the impact ionization process. This done with the JNY.MIN and JNX.MIN values which set the minimum current going into the expression for impact generation rate.
The anode bias is ramped to 24 V, and then the anode contact is switched to CURRENT boundary conditions. This enables better study of the rapid rise in current over a small bias range near breakdown.
The EXTRACT statement is used to get a consistent estimate of breakdown Voltage at each temperature.
The simulations are run at 77k and 4k,the I-V curves for each simulated temperature are plotted.
