\/><\/p>\n<p>\u7ecf\u8fc7\u8fc7\u53bb\u4e8c\u5341\u5e74\u7684\u7814\u7a76\uff0c\u6a2a\u5411GaN\u5bbd\u7981\u5e26\u529f\u7387\u5668\u4ef6\u76ee\u524d\u6b63\u9010\u6e10\u8d70\u5411\u5546\u4e1a\u6210\u719f\uff0c\u53ef\u7528\u4e8e\u9ad8\u8fbe650V\u7684\u529f\u7387\u7535\u5b50\u5f00\u5173\u3002\u7136\u800c\uff0c\u5b83\u4eec\u5c1a\u672a\u8fbe\u5230\u6750\u6599\u7684\u7406\u8bba\u6781\u9650\uff0c\u5c24\u5176\u662f\u5728RDS_ON \u00d7 A vs. VBr\u65b9\u9762\uff0c\u4e3b\u8981\u539f\u56e0\u4e4b\u4e00\u662f\u9700\u8981\u5728\u963b\u65ad\u5f3a\u5ea6\u3001\u5206\u6563\u589e\u52a0\u548cGaN\u5728Si\u886c\u5e95\u4e0a\u7684\u5782\u76f4\u963b\u65ad\u5f3a\u5ea6\u4e4b\u95f4\u8fdb\u884c\u6743\u8861\u3002<\/p>\n<p>\u6709\u4e24\u79cd\u5e94\u5bf9\u8fd9\u4e9b\u6311\u6218\u7684\u5668\u4ef6\u6280\u672f\u503c\u5f97\u8ba8\u8bba\uff1a\u5782\u76f4GaN\u5668\u4ef6\u548c\u5177\u6709AlN\u7f13\u51b2\u5c42\u7684\u8d85\u5bbd\u5e26\u9699\u6a2a\u5411HFET\u5668\u4ef6\u3002\u5782\u76f4GaN\u6676\u4f53\u7ba1\u56e0\u5176\u8f83\u5c0f\u7684\u6676\u7247\u201c\u5360\u5730\u9762\u79ef\u201d\u800c\u5907\u53d7\u6b22\u8fce\uff0c\u4e0e\u6a2a\u5411HFET\u76f8\u6bd4\uff0cRDS_ON \u00d7 A\u4f4e\u4e86\u4e00\u4e2a\u6570\u91cf\u7ea7\uff0c\u964d\u81f31.0 m\u03a9\u00b7cm\u00b2\u3002\u6b64\u5916\uff0c\u65e0\u5e94\u529b\u540c\u8d28\u5916\u5ef6\u5c42\u7684\u751f\u957f\u652f\u6301\u539a\u6f02\u79fb\u5c42\u7684\u751f\u957f\uff0c\u80cc\u666f\u6742\u8d28\u63ba\u6742\u8f83\u5c11\uff0c\u7528\u4e8e\u8d85\u8fc71 kV\u7684\u963b\u65ad\u80fd\u529b\u3002<\/p>\n<p>\u57fa\u4e8e\u7269\u7406\u7684\u4eff\u771f\u5de5\u5177\u5bf9\u4e8eFBH\u5b9e\u9a8c\u5ba4\u7814\u7a76\u548c\u5f00\u53d1\u65b0\u4e00\u4ee3\u5bbd\u5e26\u9699\u7535\u5b50\u5668\u4ef6\u81f3\u5173\u91cd\u8981\u3002\u5728\u672c\u671f\u8bfe\u7a0b\u4e2d\uff0c\u6211\u4eec\u5c06\u4e3e\u4f8b\u8bf4\u660eSilvaco\u4eff\u771f\u5de5\u5177\u5982\u4f55\u5e2e\u52a9\u7814\u7a76\u4eba\u5458\u8bbe\u8ba1\u3001\u9884\u6d4b\u548c\u5206\u6790\u5782\u76f4\u548c\u6a2a\u5411GaN\u529f\u7387\u5668\u4ef6\u7684\u7535\u7279\u6027\u3002<\/p>\n<p>\u6211\u4eec\u5c06\u63a2\u8ba8GaN fin MISFET\u7684\u7535\u5bfc\u7279\u6027\uff0c\u5e76\u4e0e\u5b9e\u9a8c\u7ed3\u679c\u8fdb\u884c\u6bd4\u8f83\uff1b\u901a\u8fc7\u6539\u53d8\u51e0\u4f55\u5c3a\u5bf8\u548c\u5916\u5ef6\u5c42\u6027\u8d28\uff0c\u5206\u6790\u4e86\u7535\u5bfc\u7279\u6027\uff1b\u5229\u7528\u96ea\u5d29\u6a21\u578b\uff0c\u4eff\u771f\u4e86\u5782\u76f4GaN\u5668\u4ef6\u4e2d\u7684\u8fb9\u7f18\u7ec8\u7aef\u62d3\u6251\u7ed3\u6784\uff0c\u4e0e\u5b9e\u9a8c\u548c\u7406\u8bba\u503c\u8fdb\u884c\u4e86\u6bd4\u8f83\u3002<\/p>\n<p>\u6700\u540e\uff0c\u4f7f\u7528\u9488\u5bf9\u5668\u4ef6\u5916\u5ef6\u7ed3\u6784\u7279\u5b9a\u7684\u96ea\u5d29\u6a21\u578b\uff0c\u6df1\u5165\u7814\u7a76\u4e86AlN\/GaN\u6a2a\u5411HFET\u4e2d\u7684\u6355\u83b7\u548c\u53bb\u6355\u83b7\u6548\u5e94\uff0c\u4ece\u800c\u89e3\u91ca\u4e86\u52a8\u6001ON\u6001\u7535\u963b\u7684\u7279\u6b8a\u6027\u3002<\/p>\n<h3>\u60a8\u5c06\u5b66\u4e60\u5230\uff1a<\/h3>\n<ul>\n<li>\u5782\u76f4GaN fin-MISFET\u6c9f\u9053\u7535\u5bfc<\/li>\n<li>Fin\u51e0\u4f55\u5f62\u72b6\u548c\u5916\u5ef6\u8bbe\u8ba1<\/li>\n<li>\u5782\u76f4GaN\u5668\u4ef6\u6f02\u79fb\u533a\u57df\u548c\u8fb9\u7f18\u7aef\u63a5\u8bbe\u8ba1<\/li>\n<li>\u7528\u4e8e\u9ad8\u538b\u5f00\u5173\u7684\u6a2a\u5411AIN \/ GaN \/ AlGaN HFET<\/li>\n<li>\u6df1\u5165\u4e86\u89e3\u6355\u83b7\u548c\u53bb\u6355\u83b7\u6548\u5e94<\/li>\n<\/ul>\n<\/div><\/section><br \/>\n<div   class='hr hr-default   avia-builder-el-4
